By sentimentality merits, Oshawott. In terms of use, Chimchar is a beast (eventually), Squirtle wrecks house (eventually), and I just like Treeko. Something about the pokemon with sword attacks I guess, he's a good mix attacker.

My personal favorite would probably be Mudkip since his final evolution Swampert is a very strong water type while also being ground type which makes them immune to electric attacks. Best of both worlds, if you ask me.

There are too many good starters for me to choose just 1, so I'll go with my favorite one for each generation:

Gen I: Charmander
Gen II: Totodile
Gen III Mudkip (although all 3 are solid in my opinion)
Gen IV: Piplup (Chimchar is a very close second)
Gen V: Snivy (all the gen 5 starters felt pretty mediocre to me, but I like Snivy's design best, plus contrary Serperior is decent)

Gen VI: Froakie (by a landslide)
Gen VII: Rowlet (its final evolution is arguably worse than Incineroar or Primarina, but I think the typing is cool and I much prefer its final evolution design over the other two)
